The study successfully fabricated SiC NPs from bulk 4H-SiC and 6H-SiC using picosecond pulsed laser ablation in acetone and characterized the resulting sizes and crystal structures. Two formation processes of SiC NPs were distinguished: the formation of spherical NPs with diameters less than 10 nm with a 3C-SiC structure and the formation of NPs with diameters from 30 to 80 nm with crystal structures that were the same as the targets. These findings contribute to the control of the NP polytype for SiC synthesized using pulsed laser ablation in a liquid.

The ablation was performed using a regeneratively amplified picosecond laser pulse with a duration of ~3 ps, wavelength of 800 nm, and repetition rate of 1 kHz. The laser beam was focused on the target material, which was non-doped 4H-SiC and 6H-SiC substrates with the thickness of 0.5 mm, to a spot size of 62 μm. The target was fixed to a holder immersed in acetone in a glass cell and was scanned using an x-y linear stage during the ablation.

The ablation was conducted with laser fluences of 1.67 and 9.97 J/cm2. The TEM images were captured to characterize the size distributions and microcrystalline structures of the synthesized NPs. The XRD spectra were obtained to extract average sizes, and lattice distortions for each polytype of the NPs.
