  • Pressure effects in RF and DC sputtered Sb2Te3 thin films and its applications into solar cells

    摘要: In this work we developed the synthesis and characterization of Sb2Te3 thin films, which were grown by RF as well as DC sputtering as a function of the deposition pressure (Pd), 5–15 mTorr. Sb2Te3 films were characterized through X-Ray Diffraction, Energy Dispersive Spectrometry (EDS), Scanning Electron Microscopy (SEM) and electrical resistivity measurements. As a part, contact layer, of the CdTe-based Solar Cell, Current-Voltage (I–V) as well as External Quantum Efficiency (EQE) measurements were carried out. Our results indicate that the radio-frequency sputtered Sb2Te3 are polycrystalline with predominant rhombohedral crystalline structure, whereas the DC-sputtered films crystallized mainly in the monoclinical structure. Both set of samples showed a resistivity of the order of 10?4 Ω-cm. Concerning the CdTe-based solar cell, the incorporation of the Sb2Te3 as a back surface film in the back contact improves the solar cell efficiency up to 8.01%, 10 mTorr pressures into the growth chamber, as compared to the CdTe-based solar cell, 4.82% efficiency, without the Sb2Te3 layer.

  • High performance broadband photodetectors based on Sb2Te3/n-Si heterostructure

    摘要: With the rapid development of optoelectronic devices, photodetectors have triggered an unprecedented promising in the field of optical communication, environmental monitoring, biological imaging, chemical sensing. At the same time, there is a higher requirement for photodetectors. It is still a huge challenge for photodetectors that possess excellent performance, low cost and broad range photoresponse from ultraviolet to infrared. In this work, a facile, low cost growth of Sb2Te3 thin film using magnetic sputtering was performed. After rapid annealing treatment, the crystallinity of the thin film was transformed from amorphous to polycrystalline. Ultraviolet-visible-infrared absorption study of the thin film revealed broad absorption range, which is ideal for use in broadband photodetectors. Such photodetectors can find many important applications in communication, data security, environmental monitoring and defense technology etc. A prototype photodetector, consisting of Sb2Te3/n-Si heterostructure, was produced and characterized. The device demonstrated a significant photoelectric response at a broad spectral range of between 250 and 2400 nm. The maximum responsivity and detectivity of the device were 270 A/W and 1.28×1013 Jones, respectively, under 2400 nm illumination. Therefore, the results showed the potential use of Sb2Te3 thin film in developing high performance broadband photodetectors.

  • Giant Ultrafast Optical Nonlinearities of Annealed Sb2Te3 Layers

    摘要: The optimization of thin Sb2Te3 films in order to obtain giant ultrafast optical nonlinearities is reported. The ultrafast nonlinearities of the thin film layers are studied by the Z-scan technique. Giant saturable absorption is obtained, which is the highest ever reported, by means of the Z-scan technique.

  • Sb <sub/>2</sub> Te <sub/>3</sub> as the saturable absorber for the ~2.0 μm passively <i>Q</i> -switched solid state pulsed laser

    摘要: We demonstrated a passively Q-switched Tm:YAP solid state pulsed laser based on an Sb2Te3 saturable absorber. This saturable absorber was prepared by a facile hydrothermal method. The maximum pulse energy was up to 5.366 mJ at the absorbed pump power of 6.6 W. The corresponding pulse width, output power and repetition rate were 533 ns, 542 mW and 101 kHz, respectively. The results indicated that the hydrothermally synthesized Sb2Te3 nanosheet was a promising saturable absorber for near-infrared pulsed lasers.

  • Lattice Thermal Conductivity Calculation of Sb2Te3 using Molecular Dynamics Simulations

    摘要: We study lattice thermal conductivity of Sb2Te3 using molecular dynamics simulations. The interatomic potentials are fitted to reproduce total energy and elastic constants, and phonon properties calculated using the potentials are in reasonable agreement with first-principles calculations and experimental data. Our calculated lattice thermal conductivities of Sb2Te3 decrease with temperature from 150 K to 500 K. The in-plane lattice thermal conductivity of Sb2Te3 is higher than cross-plane lattice thermal conductivity of Sb2Te3, as in the case of Bi2Te3, which is consistent with the anisotropy of the elastic constants.

  • Local magnetization of GeTe/Sb <sub/>2</sub> Te <sub/>3</sub> superlattice films using a scanning probe microscope

    摘要: Local magnetization of chalcogenide superlattices (SL) of [(GeTe)2 (Sb2Te3)]n (n=4 and 8) was performed using a magnetic force microscopy (MFM) at room temperature. We show that stripe patterns appeared in MFM phase images after magnetizing of the SL by holding the MFM probe at a short distance to the SL surface at room temperature. The probe-induced stripe pattern remained after storage for several days, and which differs from electric poling. We attributed the SL magnetization to the imbalance in the amount of spin-up and spin-down carriers in helical interface bands under the stray magnetic field.
