  • Development and Study of the pa??ia??n GaAs/AlGaAs Tunnel Diodes for Multijunction Converters of High-Power Laser Radiation

    摘要: The creation of connecting tunnel diodes with a peak tunneling-current density higher than the density of the short-circuit current of photoactive p–n junctions is an important task in the development of multijunction photoconverters (III–V) of high-power optical radiation. Basing on numerical simulation of the J–U characteristics of tunnel diodes, a method is proposed for increasing the peak tunneling-current density by including a thin undoped i-type layer with a thickness of several nanometers between degenerate layers of the tunnel diode. The p–i–n-GaAs/Al0.2Ga0.8As structures of the connecting tunnel diodes with a peak tunneling-current density of up to 200 A/cm2 are grown by molecular-beam epitaxy.

  • AlInSb/InSb Heterostructures for IR Photodetectors Grown by Molecular-Beam Epitaxy

    摘要: A photodetector heterostructure based on AlInSb/InSb was grown by molecular-beam epitaxy. Mesostructures of different diameters were fabricated. The temperature dependence of the dark current was measured. It was demonstrated that the built-in barrier blocks the flow of majority charge carriers, thus reducing the dark-current density (relative to that for a pin structure based on InSb). The measured dependence of the dark current on the mesostructure size revealed that the bulk current component prevails over the surface one.

    摘要: This paper presents a novel and analytical approach to identifying a lightning strike after it has struck an overhead transmission line. The identi?cation method is mainly based on the traveling waves’ time-domain parameters, such as polarity, amplitude, and half-wavelength. The main differences in these parameters across different strike types are analyzed. Subsequently, a robust identi?cation algorithm is proposed. An instrumentation system is implemented to verify the algorithm. The overall performances of the instrumentation system and the methodology are demonstrated using an on-site application with excellent results.

    摘要: Light emitting devices based on Si quantum dots/SiO2 multilayers with dot size of 2.5 nm have been prepared. Bright white light emission is achieved under the dc driving conditions and the turn-on voltage of the device is as low as 5 V. The frequency-dependent electroluminescence intensity was observed under ac conditions of square and sinusoidal wave. It was found that the emission wavelength changes with frequency when sinusoidal ac is applied. The degradation of emission intensity is less than 12% after 3 h for ac driving condition, exhibiting the better device stability compared to the dc driving one.

  • Enhanced electro-optical response of nematic liquid crystal doped with functionalised silver nanoparticles in twisted nematic configuration

    摘要: The dipolar and surface plasmon properties of metallic nanoparticles, especially gold and silver NPs made them suitable candidates for doping with LC system, which provides faster switching time, low power consumption in the display devices. The doping of NPs in the LC system influences the physical properties such as dielectric anisotropy, optical anisotropy, elastic constants, viscosity, and conductivity. In this work, we report the effect of doping of hexane thiol functionalized silver nanoparticles (f-AgNps) of average diameter 3-5nm on the electro-optical switching properties of nematic LC 4-trans-pentyl-cyclohexyl cyanobenzene (5PCH) in the twisted nematic geometry. The threshold as well as switching voltages have also reducedin the nanocomposites of 5PCH compared to pure 5PCH. The steepness of the V-T graph necessary for better multiplexing performance and high contrast has increased by 230% in the 0.025 wt% of f-AgNPs doped 5PCH compared to pure 5PCH. The ion current for 0.025 wt% f-AgNPs doped nanocomposites of 5PCH has reduced by 60% compared to pure 5PCH. We have observed faster switching time in f-AgNPs nanocomposites compared to pure 5PCH due to the decrease of visco-elastic ratio. The total response time of 0.05 wt% f-AgNPs nanocomposites is reduced by 19% compared to pure 5PCH.

    摘要: Doppler velocity can be derived by calculating Doppler shift anomalies between predicted and estimated Doppler centroids. The predicted Doppler centroid is calculated based on a geometric model of satellite assuming that the target is not moving. The estimated Doppler centroid can be directly extracted from the raw SAR signal data by applying the average cross-correlation coefficient method. It is known that wind-generated ocean waves can significantly contribute to Doppler velocity due to the correlation between orbital motions of the waves and (tilt and hydrodynamic) modulated radar cross sections, in addition to what sea surface current contributes. In this study, the characteristics of Doppler velocities under hurricane conditions were investigated using RADARSAT-1 ScanSAR raw data. Five different hurricanes (Hurricane Dean, Hurricane Ivan, Hurricane Kyle, Hurricane Lili, and Typhoon Xangsane) and sequential acquisitions of two hurricanes (Hurricane Kyle and Hurricane Lili) were selected to study the contribution of wind-induced waves to Doppler velocities and compared with in situ measurements of drifting buoys. The results show that hurricane-generated seas and associated winds and waves appear to be different from ordinary sea state. This leads to lower estimates of Doppler velocities than expected and much closer to sea surface current velocities.

    摘要: The three-terminal heterojunction bipolar transistor solar cell (HBTSC) concept enables the realization of a monolithic double-junction device with individual current extraction. We present an HBTSC realized by a heterojunction of GaInP and GaAs. The one-sun open-circuit voltage (VOC ) of the top and bottom junctions are 1.33 V and 0.99 V, respectively, while ?ll factors (FF) are above 80%. At one-sun illumination, reducing one junction’s bias from VOC to maximum power point degrades the performance of the other junction only slightly (< 0.5% ef?ciency loss). These results demonstrate the potential of the HBTSC concept to produce high-ef?ciency independently connected double-junction solar cells.

  • Optimization of Temperature Dependence of Heteronanolaser Threshold Current with Account for the Thickness and Dielectric Properties of the Heterostructure Waveguide Nano-Layer Material

    摘要: An exact problem of the electromagnetic wave propagation in a multilayer heteronanostructure with complex values of the dielectric constant (permittivity) is solved. The contribution to the refractive index of an additive to the dielectric constant due to the injected carriers is taken into account. A heterostructure based on a nanosystem used for the manufacture of lasers in the range 0.94–1.14 μm is considered. The methods and approaches used are also applicable for optimizing multilayer structures based on other solid solutions and those with several quantum wells. Based on the calculations of the temperature dependence of the radiation characteristics of injection lasers based on heteronanostructures, it was shown that the anomalous behavior of the temperature dependence of the threshold current is associated with a weakening of the waveguide properties of their active region. In accordance with the calculation results, the heteronanotructures parameters of injection lasers were optimized with respect to the thickness and dielectric properties of the waveguide nanolayer material, which made it possible to significantly reduce the temperature dependence of their radiative characteristics.
