  • Growth of monolayer and bilayer MoS2 through the solution precursor for high-performance photodetectors

    摘要: Various studies suggest that the performances of TMDs are largely thickness dependent. In this paper, we develop a chemical vapor deposition method to synthesis monolayer and bilayer MoS2 flakes with a solution precursor. The MoS2 phototransistors were prepared to investigate their optoelectronic performance. The MoS2 photodetectors exhibit high detectivity of 2.44×1011 and a fast response/recovery time of 97 ms/291 ms. The photoresponsivity of bilayer MoS2 flakes was found up to 7160 A W?1. Our research will pave a pathway to control the layer numbers of other TMDs nanostructures, expand the application of high performance 2D materials.

  • Bifunctional Etalon-Electrode to Realize High Performance Color Filter Free Image Sensor

    摘要: Organic photodiodes (OPDs), based on organic semiconductors with high absorption coefficients for visible light, are emerging as potential candidates for replacing silicon photodiodes in image sensors, particularly due to the possibility of realizing a thin thickness and exclusion of color filters, both of which can contribute to a dramatically enhanced degree of integration for image sensors. Despite years of research, techniques have not yet been developed that allow the OPD itself to have color selectivity while maintaining a thin (<1 μm) OPD thickness, in combination with a sufficiently high detectivity (>1012 cm?Hz0.5/W). To solve this issue, we introduce a concept of 'etalon-electrode', which can perform the function of electrode, and simultaneously the function of selective wavelength transparency. A strategically designed OPD architecture consisting of an etalon-electrode, a panchromatic organic active layer, and a counter electrode displays well-defined narrowband R-/G-/B-selective detectivity spectra depending on precision-adjusted thickness composition of the etalon-electrode. While a thin thickness of OPD is preserved at less than 800 nm including electrodes, active layer and other buffer layers for all R-/G-/B-selective OPDs, high average detectivity values over 1012 cm?Hz0.5/W are demonstrated. Furthermore, the characteristic of imparting color selectivity by the etalon-electrode enables a more facile full color patterning, such that a prototype of a 10×10 image sensor with a pixel pitch of 500 μm is realized, resulting in accurate picturing of a well-defined full color image.

  • Fabrication of ?μ-Ga<sub>2</sub>O<sub>3</sub> solar-blind photodetector with symmetric interdigital Schottky contacts responding to low intensity light signal

    摘要: Owing to the constraint of carrier transport, the dark current is relatively lower in Schottky contacted devices than that in Ohmic contacted devices, leading to a high specific detectivity in photodetectors. In this work, we prepared ε-Ga2O3 thin film by using metal-organic chemical vapor deposition, then constructed a three-pair interdigital ultraviolet solar-blind photodetector with Au electrodes as Schottky contacts. Seen from the results, this photodetector displays an outstanding wavelength selectivity with responsivity of 0.52 A W-1 responding to 250 nm wavelength light. In addition, it shows a photo-to-dark current ratio of 1.82 × 104/6.03 × 102 at 5 V under 40/5 μW cm-2 254 nm light illuminations, respectively, and a low dark current of 1.87 × 10-11 A. Correspondingly, the specific detectivity is 1.67 × 1012 Jones, and the photoresponsivity is 0.198 A W-1/52.54 mA W-1. Overall, ε-Ga2O3 prepared here is certified to be an excellent candidate material to perform high-performance solar-blind detection.

  • Broadband polymer photodetectors with a good trade-off between broad response and high detectivity by using combined electron-deficient moieties

    摘要: High-performance broadband photodetectors based on low-bandgap conjugated polymers are scarce due to a trade-off between the photoresponse range and device performance. In this work, the polymers with structural features responsible for both broad response and high detectivity are realized by using the combined electron deficient moieties at the molecular level. Based on the electron-deficient diketopyrrolopyrrole (DPP) and benzothiadiazole (BT), the combined units of DPP-DPP and DPP-BT-DPP are deemed more electron deficient and were successfully incorporated into the corresponding polymers. The arrangement of electron deficient moieties in the polymer mainchain were found to be able to greatly affect the absorption profile, energy level, molecular stacking, and blend film morphology. Consequently, the photodetector based on the polymer with DPP-BT-DPP acceptor exhibited the D* value of over 1012 Jones in the spectral region of 320–930 nm under -0.1 V bias.

  • Multi-inch single-crystalline perovskite membrane for high-detectivity flexible photosensors

    摘要: Single crystalline perovskites exhibit high optical absorption, long carrier lifetime, large carrier mobility, low trap-state-density and high defect tolerance. Unfortunately, all single crystalline perovskites attained so far are limited to bulk single crystals and small area wafers. As such, it is impossible to design highly demanded ?exible single-crystalline electronics and wearable devices including displays, touch sensing devices, transistors, etc. Herein we report a method of induced peripheral crystallization to prepare large area ?exible single-crystalline membrane (SCM) of phenylethylamine lead iodide (C6H5C2H4NH3)2PbI4 with area exceeding 2500 mm2 and thinness as little as 0.6 μm. The ultrathin ?exible SCM exhibits ultralow defect density, superior uniformity and long-term stability. Using the superior ultrathin membrane, a series of ?exible photosensors were designed and fabricated to exhibit very high external quantum ef?ciency of 26530%, responsivity of 98.17 A W?1 and detectivity as much as 1.62 × 1015 cm Hz1/2 W?1 (Jones).
