摘要: InxGa1-x N/GaN blue LEDs faces significant efficiency droop issue. The causes of efficiency droop are Shockley Read Hall recombination (SRH), Auger recombination (AR), carrier delocalization and electron leakage. The SRH, Auger and electron leakage are functions of carrier concentration and temperature. InGaN/GaN superlattice has polarization electric field at interface. In this work we explore effect of polarization electric field on efficiency droop. It is shown that polarization field enhances Auger coefficient resulting in more droop in internal quantum efficiency of blue LED. Thus, for improvement in efficiency, polarization field required to be minimized which requires growth of the material in m- plane instead of c-plane.

Switching dynamics and modeling of multi-domain Zr-Doped HfO2 ferroelectric thin films
摘要: HfO2-based ferroelectrics have attracted attention as promising materials for advanced memory applications owing to their negative capacitance effect, high scalability, and full-CMOS compatibility. Accordingly, the switching dynamics of HfO2 thin films have been actively discussed and simulated using the Landau-Khalatnikov equation (LK model). Although the simulated results agree with experimental results in many studies, there is a slight dissimilarity near the coercive field in the polarization-electric field curve. For accurate and general modeling, a new model that combines the conventional LK model and Euler's equation was proposed in this work. The model was examined under single-domain and multi-domain conditions. The simulated curves using the Landau-Euler method better fit with measured curves than those using the LK model.

摘要: In this work, we introduce a novel design of a gold nanoantenna array. The nanoantenna consists of two elliptical patches. A vertical oval coincides with the minor axis of the horizontal oval. An elliptical aperture etched out from the horizontal one resulting in our Chand-Bali shaped nanoantenna. The geometrical dimensions are properly selected such that two symmetrical small gaps are created. The electric field intensity has a significant enhancement in these two gaps at the same resonance frequency within the near-infrared (NIR) regime for both orthogonal polarizations. The new design offers an improved performance for IR detection and harvesting applications.
