    摘要: PLZT actuators taken as one type of photo-deformable actuators have been widely applied for micro-driven systems and active vibration control of photostrictive laminated flexible structures. However, the slow response of photodeformation of single patch PLZT actuator greatly affects its application. In this paper, the main factors for the slow response of the PLZT actuator are investigated using experimental method. The increasing temperature during light on state and the residual photovoltage and photodeformation during light off state are considered to be the main factors for the slow response of the PLZT actuator. To improve the driving performance of PLZT ceramic, some effective measures through reducing the effect of increasing temperature and eliminating residual photovoltage and photodeformation are proposed and experimentally validated in this paper. Considering the effective measures proposed in this paper, two novel optical driving mechanisms based on PLZT bimorph and multi-patches combination for driving source are proposed.

    摘要: There is significant interest in the power electronics industry in transitioning from silicon to wide-bandgap devices. Gallium oxide devices have the potential to offer comparable or even superior performance than other wide-bandgap devices, but at a much lower cost. Recent breakthroughs include demonstration of a laboratory-scale gallium oxide transistors and diodes; however, a functional power electronics package for these devices is yet to be developed. In this paper, the research methodology in designing an electronics package for gallium oxide devices is outlined. Finite element-based thermal and thermomechanical modeling simulations were conducted to realize a package design that meets the combined target of minimal thermal resistance and improved reliability. Different package designs that include various material combinations and cooling configurations were explored, and their thermal and thermomechanical performance are reported. Furthermore, the short-circuit withstanding capabilities of gallium oxide devices were studied and compared with silicon carbide.

    摘要: 1200 V 80 m? SiC MOSFETs were developed for 150 mm wafer mass production. Avalanche ruggedness was confirmed by measuring the failure distribution in unclamped inductive switching (UIS) for five wafers. The high voltage blocking reliability was verified by running 1000hr high temperature reverse bias tests for totally 770 devices without failures. The process conditions were optimized for gate oxide integrity and to minimize threshold voltage (VTH) drift both during positive and negative bias stress. Significant reductions of extrinsic defects in the gate oxide breakdown distributions were obtaine d using optimize d process conditions for both product die s and NMO S capacitors. State -of-the -art VTH stability was ve rified by transient measurements of VTH drift during gate bias stress for packaged 80 m? SiC MOSFETs.

  • PH SENSITIVITY DEPENDENCY ON THE ANNEALING TEMPERATURE OF SPIN-COATED TITANIUM DIOXIDE THIN FILMS

    摘要: Titanium dioxide (TiO2) thin films were fabricated on indium tin oxide (ITO) glass substrates using the spin coating technique and further were implemented as sensing membranes of the extended gate field effect transistor (EGFET) based pH sensor. The as-deposited thin films were annealed at different temperatures from 200 - 600 °C in room ambient for 20 min. The effects of different annealing temperatures on electrical and crystalline properties were analyzed by I-V two point probes measurement and X-ray diffraction respectively. Meanwhile, the surface morphology of thin films was observed by field emission scanning electron microscope (FESEM). We then measured the transfer characteristics (ID-VG) of the TiO2/ITO sensing membrane using a semiconductor parametric device analyzer for sensor characterization. It was found that, TiO2/ITO sensing membrane annealed at 300 °C achieved higher sensitivity and good linearity of 51.48 mV/pH and 0.99415, respectively in the pH buffer solutions of 4, 7, 10, and 12. Thin film annealed at 300 °C gives higher conductivity thin film of 384.62 S/m. We found that the conductivity of TiO2/ITO thin films was proportional with the sensitivity of sensing membrane.

  • EXPRESS: Mid-Infrared Polarization Spectroscopy Measurements of Species Concentrations and Temperature in a Low-Pressure Flame

    摘要: We demonstrate quantitative measurements of methane (CH4) mole fractions in a low pressure fuel-rich premixed dimethyl ether/oxygen/argon flat flame (Φ =1.87, 37 mbar) using mid-infrared polarization spectroscopy (IRPS). Nonintrusive in situ detection of CH4, acetylene (C2H2), and ethane (C2H6) in the flame was realized by probing the fundamental asymmetric C–H stretching vibration bands in the respective molecules in the spectral range 2970–3340 cm–1. The flame was stabilized on a McKenna-type porous plug burner hosted in a low pressure chamber. The temperature at different heights above the burner (HAB) was measured from the line ratio of temperature sensitive H2O spectral lines recorded using IRPS. Quantitative measurements of CH4 mole fractions at different HAB in the flame were realized by a calibration measurement in a low pressure gas flow of N2 with a small admixture of known amount of CH4. A comprehensive study of the collision effects on the IRPS signal was performed in order to quantify the flame measurement. The concentration and temperature measurements were found to agree reasonably well with simulations using Chemkin. These measurements prove the potential of IRPS as a sensitive, nonintrusive, in situ technique in low pressure flames.

  • Frequency Conversion in KTP Crystal and Its Isomorphs

    摘要: We report the results of an analysis of the functional capabilities of the KTP crystal and its isomorphs for nonlinear-optical frequency conversion of all types of interactions in the transparency range of the crystal. The possibility of implementing angle, wavelength (frequency), and temperature-noncritical phase matching is shown.

  • A New Dynamic Model to Predict Transient and Steady State PV Temperatures Taking into Account the Environmental Conditions

    摘要: Photovoltaic (PV) cell and module temperature pro?les, Tc and Tpv, respectively, developed under solar irradiance were predicted and measured both at transient and steady state conditions. The predicted and measured Tc or Tpv covered both a bare c-Si PV cell, by SOLARTEC, at laboratory conditions using a solar light simulator, as well as various c-Si and pc-Si modules (SM55, Bioenergy 195W, Energy Solutions 125W) operating in ?eld conditions. The time constants, τ, of the Tc and Tpv pro?les were determined by the proposed model and calculated using the experimentally obtained pro?les for both the bare PV cell and PV modules. For model validation, the predicted steady state and transient temperature pro?les were compared with experimental ones and also with those generated from other models. The effect of the ambient temperature, Ta, wind speed, vw, and the solar irradiance, IT, on the model performance, as well as of the mounting geometries, was investigated and incorporated in the prediction model. The predicted temperatures had the best matching to the measured ones in comparison to those from six other models. The model developed is applicable to any geographical site and environmental conditions.

  • A Fiber Bragg-Grating-Based Miniature Sensor for the Fast Detection of Soil Moisture Profiles in Highway Slopes and Subgrades

    摘要: A fiber Bragg grating (FBG)-based aluminum oxide tube packed sensor (ATPS) was developed for the fast detection of the soil moisture profile in highway slopes and subgrades. The novel ATPS consists of an aluminum oxide tube with a diameter of 5 mm, an optical fiber containing a quasi-distributed FBG sensors, a “U”-shaped resistance wire, and a flange. There are four 0.9-mm diameter holes in the ATPS. Laboratory experiments were carried out to calibrate the relationship between the thermal response of ATPS and the soil moisture content. Two laboratory rainfall validation model tests were performed to validate the ATPS for capturing the soil moisture profile in highway slopes and subgrades. During the validations, the accuracy of the ATPS was quantified, and water infiltration through grassy and grassless ground surfaces were investigated. The calibrations indicate that the ATPS can detect and record real-time changes in the highway slope and subgrade moisture after rainfall, and reveal the most dangerous zones that occur at the connection between different construction materials. The average measurement accuracy of soil moisture monitoring was 0.015 m3/m3. Please note that the connection is where cracks form easily and the soil hydraulic conductivity increases significantly. The test results also indicate that grassy cover (lawn) significantly prevents water infiltration during the first few minutes of rainfall (twelve minutes in this study), after which, however, the infiltration rate drops sharply. The influence of lawn on water infiltration depends on the soil structure, hydraulic conductivity, and rainfall time. In summary, due to its small size and fast detection, the ATPS is a portable probe that can be used for moisture monitoring in highway slopes and subgrades.
