  • High-speed modulation of a terahertz quantum cascade laser by coherent acoustic phonon pulses

    摘要: The fast modulation of lasers is a fundamental requirement for applications in optical communications, high-resolution spectroscopy and metrology. In the terahertz-frequency range, the quantum-cascade laser (QCL) is a high-power source with the potential for high-frequency modulation. However, conventional electronic modulation is limited fundamentally by parasitic device impedance, and so alternative physical processes must be exploited to modulate the QCL gain on ultrafast timescales. Here, we demonstrate an alternative mechanism to modulate the emission from a QCL device, whereby optically-generated acoustic phonon pulses are used to perturb the QCL bandstructure, enabling fast amplitude modulation that can be controlled using the QCL drive current or strain pulse amplitude, to a maximum modulation depth of 6% in our experiment. We show that this modulation can be explained using perturbation theory analysis. While the modulation rise-time was limited to ~800 ps by our measurement system, theoretical considerations suggest considerably faster modulation could be possible.

  • Transport Through a Quantum Dot with Electron-Phonon Interaction

    摘要: We theoretically study the electrical transport properties of a single level quantum dot connected to two normal conducting leads, which is coupled to the lattice vibrations. We determine the current through the quantum dot in two different situations: time-independent and time-averaged. In all situations we consider three cases: when there is no electron-phonon interaction, when the dot electrons interact with optical phonons or when they interact with acoustic phonons. At finite temperatures we take into account the temperature dependence of the chemical potential. We treat the electron-phonon interaction by the canonical transformation method. In the case of electron-longitudinal optical phonon interaction the spectrum contains a subpeak. In the case of electron-acoustic phonon interaction the spectrum is continuous. In the time-averaged situation many parasite peaks appear in the spectrum, due to the external time-modulation.

  • Coherent Acoustic Phonon and Its Chirping in Dirac Semimetal Cd <sub/>3</sub> As <sub/>2</sub>

    摘要: Ultrafast optical spectroscopy of a single crystal of a Dirac semimetal Cd3As2 is carried out. An acoustic phonon (AP) mode with central frequency ?? = 0.037 THz (i.e., 1.23 cm?1 or 0.153 meV) is unambiguously generated and detected, which we attribute to laser-induced thermal strain. An AP chirping (i.e., variation of the phonon frequency) is clearly detected, which is ascribed to heat capacity variation with time. By comparing our experimental results and the theoretical model, we obtain a chirping time constant, which is 31.2 ps at 6 K and 19.8 ps at 300 K, respectively. Significantly, we identify an asymmetry in the AP frequency domain peak and find that it is caused by the chirping, instead of a Fano resonance. Moreover, we experimentally demonstrate that the central frequency of AP is extremely stable with varying laser fluence, as well as temperature, which endows Cd3As2 application potentials in thermoelectric devices.

  • Fano resonance between coherent acoustic phonon oscillations and electronic states near the bandgap of photoexcited GaAs

    摘要: Impulsive photo-excitation of solids results in a travelling strain pulse which manifests itself as coherent acoustic phonon oscillations. These oscillations have been extensively studied using time-resolved pump-probe spectroscopy. In the present work, we report the generation of extremely long-lived, coherent longitudinal acoustic phonon oscillations in intrinsic GaAs (100), with clear and unambiguous evidence of Fano interference between these oscillations and the continuum of electronic states close to the bandgap. Fano resonance is a widespread phenomenon observed in atomic systems and condensed media that arises from quantum interference between a continuum of quantum states and a discrete quantum state. Among other techniques, Fano resonance has been investigated with respect to optical phonons studied with Raman Spectroscopy. In the present work, we investigate Fano resonance in coherent phonon oscillations generated without the aid of any capping layer, dopants or substrate/interface effects. Since Fano resonance is sensitive to changes in electronic structure, doping and defects, these observations are important to the field of picosecond ultrasonics which is used for non-destructive depth profiling of solids and for carrier diffusion studies.
