The ZnO NRAs/CuO CLNs/p-GaN heterostructures exhibit stable and repeatable self-powered photoresponse with significantly enhanced performance compared to ZnO NRAs/p-GaN heterojunction PD. The coupling with CuO CLNs increases the responsivity and specific detectivity, and decreases the response time, indicating great application potential in high-performance self-powered UV PDs.

1:Experimental Design and Method Selection:
The study employed a low-temperature hydrothermal method to prepare ZnO NRAs coupled with CuO CLNs and fabricated self-powered UV PDs based on ZnO NRAs/CuO CLNs/p-GaN heterostructure via a direct-contact method.
2:Sample Selection and Data Sources:
Fluorinated tin oxide (FTO) glass was used as the substrate for ZnO NRAs, and p-GaN wafers were used for device assembly.
