The optimized PDs with CsPbBr3 MP demonstrated an on/off ratio >106, a high responsivity of ~ 0.2 A/W, an excellent weak light sensitivity of 8 nW, a large linear dynamic range of 137 dB, and a fast response time of 75 μs at zero bias. The devices exhibit excellent long-term and thermal stability, with negligible degradation after 3 months storage or 20000 cycles switch, and maintained almost 100% of its initial performance after annealing at high temperature up to 250°C.

1:Experimental Design and Method Selection:
The CsPbBr(3-x)Clx MPs were synthesized by a simple and low-cost space-confined growth method at low temperature. A Schottky junction is formed at the interface between perovskite and electrode due to the different work functions of ITO and gold.
2:Sample Selection and Data Sources:
The CsPbBr(3-x)Clx MPs were grown on hydrophilic ITO substrates.

FE-SEM (JSM 6700F, Japan), AFM (Bruker Multimode 8 AFM system), XRD (D8 FOCUS XRD), PL measurement system with a 325 nm laser, PL decay measurement system with a 488 nm laser.
4:Experimental Procedures and Operational Workflow:
The precursor solution was dropped on the ITO substrate, covered by another silicon oxide substrate, and transferred into a sealed beaker with toluene vapor at 50°C for 2 days. The Au electrode was thermal evaporation on the MPs.
5:Data Analysis Methods:
The performance of the PDs was evaluated by current-voltage (I-V) and temporal response curves recorded by a Keysight B2912A Precision Sources/Measure Unit.
