To present a new direct extraction method to determine the parasitic capacitances for HBTs, focusing on the extraction of base parasitic capacitance Cpb using three different size HBTs with the same pad profile.

The proposed method provides a direct and accurate way to determine pad capacitances for HBTs, with good agreement between measured and modeled results. The improved small signal model accounts for distribution effects of base and collector feedlines, enhancing the accuracy of intrinsic parameter extraction.
研究不足
The method requires three different size HBTs with the same pad structures and is tested up to 40 GHz. The accuracy at higher frequencies or with different pad structures is not verified.
