The spatially-confined inverse temperature crystallization method successfully produced high-quality single crystals of MAPbX3 with superior surface properties, enabling the fabrication of high-performance ambipolar FETs with record field-effect mobilities. This approach addresses key integration challenges for perovskite single crystals in electronic devices requiring lateral charge transport.

The study is limited by the sensitivity of the perovskite materials to environmental conditions and the challenges in fabricating stable contacts for the FET devices. The performance of the devices may also be influenced by the quality of the semiconductor-dielectric interface.
1：Experimental Design and Method Selection:
A spatially-confined inverse temperature crystallization method was used to synthesize micrometer-thin single crystals of MAPbX3 (X = Cl, Br, I).
2：Sample Selection and Data Sources:
Single crystals were grown on glass or Si/SiO2 substrates pre-patterned with Au electrodes.
3：List of Experimental Equipment and Materials:
PET film as spacer, DMF and GBL as solvents, CH3NH3X and PbX2 as precursors.
4：Experimental Procedures and Operational Workflow:
Precursor solution was injected between two substrates separated by a PET spacer and heated to induce crystallization.

UV-Vis absorbance, photoluminescence, XRD, SEM, AFM, STM, XPS, and electrical characterization of FET devices.
